Electrical design of high-speed electro-optically modulated coupled-cavity VCSELs Vrije Universiteit Brussel
We present an equivalent circuit cut-off frequency analysis of a Coupled-Cavity Vertical-Cavity Surface-Emitting Laser with one cavity used as a fast electro-optic modulator with lumped electrodes. We find that the mesa capacitance and the polyimide capacitance and series resistance are the most influencing parameters. In order to enhance the -3 dB bandwidth the design steps should be: reduction of the contact pad area and modulator mesa radius ...

Chaos in solitary VCSELs: asymmetry and noise Vrije Universiteit Brussel
We discuss the impact of asymmetries and noise on the nonlinear dynamics of vertical-cavity surface-emitting lasers (VCSEL). We focus in particular on the effects of these features on the chaotic dynamics that can be generated by a free-running VCSEL due to the intrinsic competition between polarization modes taking place in these devices. Experimentally, we observe significant asymmetries especially in the statistics of the chaotic dynamics. We ...

Electro-optically modulated coupled-cavity VCSELs: electrical design optimization for high-speed operation Vrije Universiteit Brussel
Vertical-Cavity Surface-Emitting Lasers, due to their properties, are one of the best choices for optical communication purposes. Although direct modulated VCSELs have reached error free operation at speed of 40 Gbit/s, however, their cut-off frequency is limited by the relaxation oscillation phenomenon and is not likely to be further increased. Recently, it has been suggested that properly designed Coupled Cavity VCSEL with one cavity used as a ...
Electro-Absorption Modulator Vertically Integrated on a VCSEL: Microstrip-Based High-Speed Electrical Injection on Top of a BCB Layer Vrije Universiteit Brussel
Vertical-cavity surface-emitting lasers with vertically integrated electro-absorption modulators (EAM-VCSELs) potentially can reach higher modulation bandwidths than directly current-modulated VCSELs. The aforementioned device modulation capabilities are, however, currently restricted by their electrical contact parasitics. It, thus, becomes critical to optimize their access line to improve performance. In this paper, we numerically and ...
Photonic crystal VCSELs: detailed comparison of experimental and theoretical spectral characteristics Vrije Universiteit Brussel
We present a detailed comparison of experimental and simulated optical spectra obtained from a 980-nm photonic-crystal (PhC) VCSEL. We demonstrate good qualitative agreement of the experimental spectra with the calculated emitted wavelengths for number of VCSEL structures with different PhC designs. We show the statistical analysis which reveals that strong confinement introduced by the photonic crystal contributes to the conformity between ...
